    Вплив лазерної обробки на структуру та властивості композиційних товстих плівок на основі Ni3B, BaB6-LaB6 та SnO2-Sb.

    Робота присвячена вивченню впливу лазерної обробки на структурні і електрофізичні характеристики товстих плівок для мікроелектроніки. Об'єктами дослідження були композиційні товсті плівки (ТП) на основі боридів Ni3B, BaВ6, LaВ6, твердих розчинів Ba0,76La0,24В6, Sn0,9Sb0,1O2 і склозв`язуючих СЦ3-55 і С279-2. Розраховані і експериментально визначені основні теплофізичні та оптичні характеристики даних композицій і проведені розрахунки температурних полів у ТП при лазерній обробці. Методами АСМ і СЕМ вивчена морфологія, “фазовий контраст”, а також структура поверхні у вторинних і відбитих електронах при різних режимах лазерної обробки і визначені інтервали енергій, при яких спостерігається мінімальна шорсткість ТП на основі Ni3B, та отримані криві концентраційного розподілу елементів провідної фази по поверхні і глибині плівок. Дані рекомендації з обробки ТП в інтервалах енергій, які сприяють зменшенню шорсткості, що має практичний інтерес при створенні змінних резисторів. Встановлено, що обробка всіх видів ТП імпульсним лазерним випромінюванням наносекундної тривалості проявляється в зменшенні товщини ТП та дробленні часток провідної фази. Визначений ряд стійкості плівок до багаторазового впливу імпульсів наносекундной тривалості: LaВ6 > Ba0,76La0,24B6 > BaВ6 > Sn0,9Sb0,1O2 > Ni3B. Опромінення імпульсами нано- і мікросекундної тривалості сприяє роботі ТП в оптимальних умовах (значення параметра α~1). Досліджено коефіцієнт тензочутливості  для ТП на основі досліджуваних систем. Показано, що вплив імпульсів наносекундной тривалості підвищує значення  ТП на основі легованого сурмою диоксида олова ~на 35 % при гарній відтворюваності. Цей режим рекомендовано для практичного застосування. The work is devoted to the study of the influence of laser processing on structural and electrophysical characteristics of thick films for microelectronics. Thick films (TF) composition on the base of borides Ni3B, BaB6, LaB6, solid solutions Ba0,76La0,24В6, Sn0,9Sb0,1O2 and glass СЦ3-55 and С279-2 were adopted as the objects for investigation. Basic thermalphysic and optical characteristics of these compositions are calculated and defined experimentally and calculations of the temperature fields in TF at laser processing are also conducted. The morphology, phase contrast and also surface structure in the secondary and back-scattered electrons are studied by the methods of AFM and SEM at the different modes of laser processing and energies intervals at which the minimum roughness of Ni3B-based TF is observed, are defined and the curves of concentration distribution of conducting phase elements on the surface and in depth are obtained. The recommendations on laser processing of TF in the energies intervals promoting roughness` decreasing are obtained. It has practical interest when producing variable resistors. The laser processing of all kinds of TF with pulse irradiation of nanosecond duration is established to result in decreasing of thickness of resistive layer and crushing of particles of conducting phase. The line of TF stability to the repeated influence of nanosecond duration pulses is determined: LaВ6 > Ba0,76La0,24B6 > BaВ6 > Sn0,9Sb0,1O2 > Ni3B. The laser irradiation by nano- and microsecond duration pulses promotes TF work in optimal performance (the value of parameter α~1). Gage factor for TF in study is investigated. The influence of nanosecond duration pulses is shown to raise the  value for Sn0,9Sb0,1O2-based TF ~by 35 % at a good repeatability. This mode is recommended for practical application.

The thesis is devoted to construction of phase diagrams of ternary systems Al–Fe–Ta, AlТіХ, where Х is Nb, Та, Cr, or С, and ВТіZ, where Z is Al, Si, Ge, Sn, V, Nb, or Мо, as well as a number of binary boundary systems. Parameters of phase equilibria and characteristics of phase transformations in insufficiently studied regions of ternary systems Al–Fe–Ta, Al–Nb–Ti, Al–Та–Tі, AlCrTi, Al–C–Ti, Al–B–Ti, B–NbTi, and B–Мо–Ti and binary Al–Ti, Al–Ta, Al–Nb, Al–Ta, B–Ti, B–Nb and FeTa ones. For these systems and also for AlCr and B–Мо ones, thermodynamic descriptions were elaborated by using a CALPHAD approach on the basis of assessed experimental data, and phase diagrams were calculated. Systems B–Si–Ti, B–Ge–Ti, B–Sn–Ti, and B–Ti–V were studied in the Ti corners, and phase diagrams were constructed for these regions. Modes of presentation in a reaction scheme after Scheil were proposed for invariant reactions with the participation of continuous transformations (chemical and magnetic orderings). Some mechanical properties are examined and discussed.

    Діаграми стану та властивості сплавів систем B‒ Mo‒ Ti та B‒ Mo‒ Nb.

Дисертація присвячена дослідженню фазових рівноваг у потрійних системах B‒ Mo‒ Ti і B‒ Mo‒ Nb. Комплексом методів фізико-хімічного аналізу експериментально досліджені литі та відпалені сплави систем B‒ Mo‒ Ti і B‒ Mo‒ Nb. На основі отриманих експериментальних та критично проаналізованих літературних даних побудовані діаграми стану вказаних систем при температурах плавлення-кристалізації в повному концентраційному інтервалі у вигляді проекцій поверхонь солідуса, ліквідуса, діаграми плавкості та схеми реакцій при кристалізації. У результаті проведеного методом CALPHAD термодинамічного моделювання розраховано вперше діаграму стану потрійної B‒ Mo‒ Ti та отримано нову версію діаграми стану подвійної системи B‒ Mo. Завдяки високій мікротвердості при кімнатній температурі та твердості в інтервалі температур сплави досліджених систем можна рекомендувати для розробки на їх основі нових жароміцних матеріалів і покриттів. Зроблено прогноз щодо утворення неперервних рядів твердих розчинів між диборидами у недостатньо досліджених системах B‒ Mo‒ Hf та B‒ Mo‒ V і моноборидами у системах із ванадієм та танталом. The thesis is devoted to investigation of phase equilibria in the ternary systems B‒ Mo‒ Ti and B‒ Mo‒ Nb. Ternary alloys, both as-cast and annealed at subsolidus temperatures, were studied by a number of techniques. Basing on the experimental data and assessed literature information, phase diagrams at temperatures of melting solidification were constructed in full concentration ranges as solidus and liquidus surface projections, phase diagram at melting (solidification) and reaction scheme. As a result of thermodynamic modeling by CALPHAD approach, a new version of B‒ Mo binary phase diagram and ternary B‒ Mo‒ Ti one were calculated. The alloys of investigated systems in the metal-boride ranges have high ambient‒ temperature microhardness and hardness at elevated temperature and are promising for applications as high-temperature materials and heat-resistant coatings. Existence of continuous solid solutions of diborides was predicted in uninvestigated systems B‒ Mo‒ Hf and B‒ Mo‒ V, continuous solid solutions of monoborides were proposal to form in systems with V and Ta.

    Діаграми стану та властивості сплавів систем молібден−залізо−бор і молібден−нікель−бор

    Дисертація присвячена дослідженню фазових рівноваг і перетворень у системах Mo−Ni−B, Mo−Fe−B та Fe−B комплексом методів фізико-хімічного аналізу. Приготовлені електродуговою плавкою сплави вивчено в литому стані та після відпалу при субсолідусних температурах. Вперше експериментально побудовано діаграми плавкості систем Mo−Ni−B та Mo−Fe−B при вмісті бору до ~ 50 % (ат.). Показано, що бориди Mo2NiB2, Mo2FeB2, Mo3Ni10B11, MoxFe3-xB та Mo3NiB3 є стабільними на поверхні солідуса і плавляться інконґруентно. Вперше надійно виміряно ширину області гомогенності τ1-боридів Mo2NiB2 і Mo2FeB2 за вмістом металів. В системі Mo−Ni−B вперше виявлено перехідне (перитектоїдно-евтектоїдне) перетворення U-типу (Übergangsreaktion) Mo2B + MoNi ↔ (Mo) + Mo2NiB2 при 1293 °С у твердому стані. У рамках підходу CALPHAD вперше створено термодинамічні описи систем Fe–B і Mo–Fe–B, які враховують перетворення α-FeB ↔ β-FeB при 1212 °С та феро магнітні перетворення у боридах α-FeB і Fe2B. Вперше розраховано діаграму стану системи Mo–Fe–B у повному інтервалі температур і концентрацій та побудовано схему реакцій за Шайлем, яка включає фазові переходи 1-го и 2-го роду. Виявлено закономірності будови діаграм стану трикомпонентних систем Mo−{Fe,Co, Ni}−B та дано прогноз щодо будови поверхні солідуса системи Mo–Co–B. The scope of this thesis is investigation of phase equilibria in the Mo–Ni–B and Mo–Fe–B ternary systems by a number of physical chemistry analysis techniques. There were studied arc-melted alloys, both as-cast and annealed at subsolidus temperatures (30–50 °С lower than incipient melting temperature). Experimental study resulted in construction of phase diagrams for the Mo−Ni−B and Mo−Fe−B systems for the first time as solidus surface projections and melting diagrams, as well as Scheil's reaction schemes for alloy crystallization in the boron content range up - 24 - to ~ 50 at. %. It was established for the Mo−Ni−B system that known borides Mo2NiB2, Mo3NiB3 and Mo3Ni10B11 as well as Mo2FeB2 and MoxFe3-xB are stable in the solidus surface and melt incongruently. The homogeneity ranges on metal content were measured thoroughly for the first time, which are equal from 20 to 21,4 at. % Ni for Mo2NiB2 and from 13 to 27 at. % Fe for Mo2FeB2. It was firstly shown that τ1 ternary phases Mo2NiB2 and Mo2FeB2 form via the quasibinary peritectical reactions Lp2 max + α-MoB ↔ τ1 at temperatures not lower than 1793 °С and 1900 °С respectively and are involved in the transitory (peritectic-eutectical) U-type (Übergangsreaktion) phase transformations at lower temperatures. It was shown for the first time that the other transitory (peritectoid-eutectoid) phase transformation Mo2B + MoNi ↔ (Mo) + Mo2NiB2 occurs at 1293 °С in the solid state and the joint solubility of boron and nickel in the (Mo) phase is reached to anomaly great values as 6 and 3,0 at. % respectively. It was proved experimentally that in the constituent binary system Fe−B the Fe3B boride is definitely metastable. At the same time in the Mo−Fe−B ternary system it was shown that in the solidus surface at 1160 °С there is the ternary compound MoxFe3-xB (τ2) containing 1,3−2,0 at. % Mo. This boride is formed via a peritectic reaction and stable up to ~ 1050 °С. It exists as two modifications of crystal structural types Ti3P and Ni3P. As a result of research work within CALPHAD approach for the first time the thermodynamic descriptions of the Fe−B and Mo−Fe−B systems were elaborated, which take into account allotropic transformation α-FeB ↔ β-FeB at 1212 °С and ferromagnetic transformations of α-FeB and Fe2B boride phases as 2-nd order phase transitions. The metastable phase diagram of the Fe−B system including (γ-Fe) + Fe3B eutectic was calculated. It was constructed for the first time The thermodynamic description of the Mo−Fe−B system in the whole concentration and temperature range was firstly elaborated that allows calculating phase diagrams and Scheil's reaction scheme including both 1-st and 2-nd order phase transformations. Due to their high microhardness, abrasive resistance and high-temperature strength, two-phase alloys which consist of ternary boride and binding metal phase based on the metals of iron group are paid attention at development on their basis novel high temperature strength and corrosion-resistant materials, brazing spelters and wear-resistant coatings. It was also revealed regularities in the constitution of the Mo−{Fe,Co, Ni}−B ternary phase diagrams and predicted constitution of the Mo−Co−B system solidus surface.

    Фазові рівноваги в подвійних і потрійних системах гафнію з тугоплавкими металами групи Платини

Комплексом методів фізико-хімічного аналізу досліджено подвійні Нf–Ru, Нf–Rh, Нf–Os, Нf–Ir та потрійні Нf–Ru–Ir, Нf–Ru–Rh системи в повному інтервалі концентрацій. Вперше побудовано діаграми стану систем Нf–Ru–Ir(Rh), які представлено у вигляді проекцій поверхонь ліквідусу і солідусу на концентраційний трикутник, діаграм плавкості, реакційних схем, ізотермічних і політермічних розрізів. Заново побудовані діаграми стану систем Нf–Ru, Нf–Rh, Нf–Os і Нf–Ir. Поглиблено аналіз закономірностей будови діаграм стану подвійних і потрійних систем. Показано, що в утворенні проміжних фаз певної стехіометрії важливими є розміри атомів компонентів і електронна концентрація сполук, а визначальною — будова атомів компонентів. Характер фазових рівноваг у потрійних системах визначається термодинамічно стабільними фазами на основі сполук АВ і АВ3, а протяжність областей гомогенності фаз — будовою кристалічних ґраток фаз, розмірами атомів компонентів та будовою їх атомів (здатністю до стиснення). Вперше здійснено прогноз будови діаграм стану четверних систем за участю гафнію і тугоплавких металів групи Платини та обмежуючих потрійних систем Ru–Os–Rh, Ru–Os–Ir, Rh–Os–Ir і Ru–Rh–Ir; висловлено припущення щодо характеру фазових рівноваг в споріднених четверних системах з цирконієм і титаном. Отримані результати є надійним довідниковим матеріалом для розробки нових матеріалів і сплавів спеціального призначення за участю гафнію та тугоплавких металів групи Платини. Kriklya L. S. Phase Equilibria in the Binary and Ternary Systems of Hafnium with Refractory Platinum Group Metals. – Manuscript. The Doctor of Philosophy (PhD) thesis by speciality 02.00.04 – physical chemistry. Using complex of physico-chemical analysis techniques the binary Нf–Ru, Нf–Rh, Нf–Os, Нf–Ir and the ternary Нf–Ru–Ir, Нf–Ru–Rh systems are studied in the whole ranges of compositions. Phase diagrams of the Нf–Ru–Ir(Rh) systems are constructed for the first time. They are represented in the view of liquidus and solidus surfaces projections, melting diagrams, reactions schema (Scheil diagrams), isothermal and vertical sections. Phase diagrams of the systems Нf–Ru, Нf–Rh, Нf–Os and Нf–Ir are renewed. Analysis of phase diagrams constitution regularities for these binary and ternary systems is deepened. It is shown that in formation of intermediate phases of the certain stoichiometries the atomic sizes and electronic concentration are important factors, and constitution of the components atoms is the determinative factor. The character of phase equilibria in the ternary systems is formed by the thermodynamically stable АВ- and АВ3-phases, extensions of the homogeneity ranges of the phases depend on the sizes of the components atoms, crystal structures of the phases and on constitution of the components atoms. Prognosis of constitution of the quarternary systems phase diagrams with participation of hafnium and refractory platinum group metals and of the boundary ternary Ru–Os–Rh, Ru–Os–Ir, Rh–Os–Ir and Ru–Rh–Ir is carried out; it is supposed about the character of phase equilibria in the relative quarternary systems with zirconium and titanium. The obtained results serve as the reliable handbook data for development of new materials and of special alloys with participation of hafnium and refractory platinum group metals.

    Фазові рівноваги в потрійних системах Al–Ti–Pd та Al–Ti–Pt

Комплексом методів фізико-хімічного аналізу досліджено фазові рівноваги в потрійних системах Al–Ti–Pd та Al–Ti–Pt в області складів від 0 до 50% (ат.) Pn при високих температурах. Вперше побудовано проекції поверхонь солідуса та ліквідуса, діаграми плавкості та реакційні схеми за Шайлем, ізотермічні перерізи при 1100 С для обох систем, а також при 930 С для системи Al–Ti–Pd. Підтверджено існування в обох системах відомих з літератури трьох потрійних фаз – τ1, τ2 та τ3. В системі Al–AlPt–TiPt–Ti вперше, на додаток до трьох уже відомих, знайдено вісім потрійних сполук: τ4, τ5, τ6, τ7, τ8, τ9, τ10 та τ11. Всі вищезгадані фази кристалізуються за участю рідини, лише фази τ10 та τ2 (в системі Al–Ti–Pd) утворюються в твердому стані. Встановлено реакції утворення потрійних фаз. Вперше ідентифіковано структуру фаз τ4, τ5 та τ6 Проведено порівняльний аналіз власних експериментальних та літературних даних стосовно особливостей фазоутворення в системах Al–Ti–dM VIII (де dM VIII = Fe, Co, Ni, Ru, Rh, Pd, Os, Ir, Pt). Phase equilibria of the Al–Ti–Pd and Al–Ti–Pt systems were investigated by methods of physico-chemical analysis in the compositional range between 0 and 50 at.% Pn (Pn Pd,Pt) at a wide range of temperatures. The solidus and the liquidus projections, the melting diagrams and the corresponding reaction schemes as well as isothermal sections at 1100 С for both systems and at 930 С for the Al–Ti–Pd system were constructed for the very first time. The existence of the τ1, τ2 and τ3 known from literature were confirmed for both Al–Ti–Pd and Al–Ti–Pt systems. In the Pt-low region of the Al–Ti–Pt system the existence of eight ternary compounds τ4, τ5, τ6 τ7, τ8, τ9, τ10 та τ11 were revealed for the first time. All the above mentioned phases are crystallized from liquid, only the τ10 and τ2 (of the Al–Ti–Pd system) phases are formed in solid state. The corresponding temperatures and ways of crystallization were determined. The crystal structures of the τ4, τ5 were τ6 were determined by a combination of the crystal structure solution methods. A comparative analysis of own experimental data and those from literature was carried out in order to define peculiarities of the phase formation in the Al–Ti–M VIIIB (MVIIIB = Fe, Co, Ni, Ru, Rh, Os, Ir) systems.
